Chemicals in photoresists

 


Photoresists are photosensitive materials that are applied to silicon wafers and serve as support elements for subsequent photolithography processes. Every electronic device manufactured by semiconductors undergoes a photolithography process. These photoresist coatings consist of a combination of film-forming agents and photosensitive chemicals. The most commonly used film-forming agents belong to the cresol phenolic resin class. As for photosensitizing chemicals, most manufacturers prefer to use naphthoquinone diazides.

Silicon wafers are thin sheets of silicon crystals used to manufacture integrated circuits (ICs) and other semiconductor-based microdevices. These wafers do not pre-exist in our environment; they are actually made from silicon dioxide (sand) and then further processed until they form the final shape of a wafer. Many chemicals are used in the manufacture of silicon wafers. Some of them are listed below. 
Ammonia is used in the production of methylsilane, which is an active by-product.
Hydrogen chloride is mainly used to remove impurities.
Ammonium chloride is used in the production of polysilicon crystals.
Chemicals used in the manufacture of silicon wafers account for the largest share of the total consumption of chemicals in the electronics industry.

Wet processing chemicals are chemicals that are used in different stages of semiconductor processing. The consumption of wet processing chemicals in the electronics industry is believed to be 6% of the total chemical consumption. Some of the commonly used wet-processing chemicals are 
Nitric acid
Phosphoric acid
Sulfuric acid
Isopropyl alcohol
Ammonium hydroxide
